The SK hynix H5VG7HMD83X020R was found inside NVIDIA’s Grace Hopper Superchip used in the use in Quanta Computer Inc’s S74G-2U QuantaGrid server for artificial intelligence (AI) and high-performance computing (HPC) applications. The NVIDIA GH100-888K-A1 Hopper GPU is a 2.5D/3D multi-die system in package (SiP) ball grid array (BGA) package that measures 58.40 mm × 55.20 mm × 5.48 mm thick containing six SK hynix 16 GB 4th generation HBM3 DRAM sub-packages from which the SK hynix H5VG7HMD83X020R die, manufactured using the SH hynix’s D1z process, was extracted for analysis in this report. The SK hynix 1z nm generation is the first SK hynix to offer HBM3 enabling over 3 TB/s bandwidth between the DRAM dies and GPU die for high performance computing devices such as the NVIDIA Hopper GPU.
