AMD EPYC 9384X Processor TSMC SoIC Package Technology Advanced Packaging Quick Look Analysis

This report presents an advanced packaging quick look (APQ) of the AMD EPYC 9384X Processor. The EPYC 9384X is a 32-core/64-thread processor with 768 MB of cache memory enabled by AMD’s 3D V-Cache stacked die technology. The package has a chiplet-based design including an I/O die and eight CPU dies each having a cache die hybrid bonded to the back side of the CPU dies using TSMC’s System on Integrated Chip (SoIC) technology. The processor is part of the AMD EPYC™ 9004 Series product line which target the data-center server market.
